In the cutting-edge field of integrated circuit fabrication, pure gold is commonly utilized as the interconnect metal deposited on silicon wafers. However, pure gold diffuses into silicon, forming high-resistance AuSi compounds, significantly reducing current density and potentially leading to complete wiring system failure.
To combat this issue, an adhesive layer is proposed between the gold thin film and silicon wafers. Typically made from pure nickel, this layer also suffers from diffusion issues, thereby necessitating a barrier layer to prevent interaction between the gold conductive layer and nickel adhesive layer.
Vanadium, with its high melting point and substantial current density, is the material of choice for the barrier layer. Consequently, nickel, vanadium, and gold sputtering targets are essential in the fabrication of integrated circuits.
Nickel vanadium (NiV) sputtering targets, with a 7% vanadium composition, combine the benefits of both nickel and vanadium, enabling the simultaneous achievement of adhesive and barrier layers. As a non-magnetic material, NiV alloy is ideal for magnetron sputtering and is gradually replacing pure nickel sputtering targets in the electronics information industry.
