The State-of-the-Art Preparation Process for Nickel-Vanadium Alloy Sputtering Targets
Begin with meticulous Material Preparation followed by Vacuum Induction Melting. Post-melting, conduct a thorough Chemical Analysis to ensure purity. Next, undergo rigorous Forging and Rolling to achieve structural integrity, succeeded by precise Annealing for optimal resilience. Engage in meticulous Metallographic Inspection followed by precision Machining. Conduct thorough Dimensional Inspection and Cleaning, culminating in a Final Inspection. In the realm of integrated circuit fabrication, pure gold is the standard interconnect metal, artfully deposited upon silicon wafers. However, a high-resistance AuSi compound forms due to gold diffusion into the wafer, potentially diminishing current density drastically and causing entire wiring systems to fail.
To mitigate diffusion issues, an adhesive layer is recommended between the gold film and silicon wafers. Traditionally, this layer is crafted from pure nickel, yet diffusion between the nickel and gold layers necessitates a sophisticated barrier layer to halt unwanted diffusion and ensure reliability.
Vanadium, with its impressive high melting point and robust current density, is ideal for depositing a barrier layer. Thus, the process employs nickel, vanadium, and gold sputtering targets, synergizing their properties in the creation of integrated circuits.
Innovative Nickel-Vanadium NiV Sputtering Targets, with 7% vanadium content, harmoniously combine the benefits of nickel and vanadium. They enable the simultaneous formation of adhesive and barrier layers. The non-magnetic nature of NiV alloy facilitates magnetron sputtering, gradually supplanting pure nickel targets in the electronics information sector.
