In the realm of integrated circuit fabrication, pure gold is frequently employed as the interconnect metal, deposited meticulously on silicon wafers. However, gold's tendency to diffuse into the silicon wafer results in the formation of high-resistance AuSi compounds, dramatically reducing current density and jeopardizing the entire wiring system.
To combat this issue, an adhesive layer is introduced between the gold thin film and silicon wafers. Typically composed of pure nickel, this layer still faces diffusion challenges with the gold conductive layer. Hence, a barrier layer is essential to prevent diffusion between the gold conductive layer and the nickel adhesive layer.
Thanks to its high melting point and substantial current density, vanadium is the material of choice for depositing the barrier layer. Consequently, nickel sputtering targets, vanadium sputtering targets, and gold sputtering targets are integral to the fabrication process of integrated circuits.
Nickel vanadium NiV sputtering targets, which contain 7% vanadium, combine the benefits of both nickel and vanadium. This dual-functionality allows for the simultaneous creation of both adhesive and barrier layers. As a non-magnetic material, the NiV alloy is particularly advantageous for magnetron sputtering.
