In the realm of integrated circuit fabrication, pure gold is the preferred interconnect metal for deposition on silicon wafers. However, gold's propensity to diffuse into silicon wafers forming high-resistance AuSi compounds can significantly reduce current density in the wiring, jeopardizing the entire wiring system.
To address this issue, an adhesive layer is introduced between the gold thin film and silicon wafers. While pure nickel is typically used for this adhesive layer, diffusion occurs between the nickel layer and the gold conductive layer. Therefore, a barrier layer is essential to prevent this diffusion.
Vanadium, characterized by its high melting point and large current density, is ideal for depositing the barrier layer. Consequently, nickel sputtering targets, vanadium sputtering targets, and gold sputtering targets are integral to the fabrication of integrated circuits.
