In integrated circuit fabrication, pure gold is traditionally used as an interconnect metal on silicon wafers. However, gold can diffuse into the silicon, forming a high-resistance AuSi compound, which significantly diminishes current density and can compromise the entire wiring system.
To address this issue, an adhesive layer between the gold film and silicon wafer is recommended. Typically, pure nickel is used for this layer, but diffusion occurs between the nickel and gold layers, necessitating a barrier layer to prevent this diffusion.
Vanadium, with its high melting point and ability to sustain large current densities, is ideal for the barrier layer. Hence, nickel, vanadium, and gold sputtering targets are all integral in the fabrication of integrated circuits.
Nickel vanadium (NiV) sputtering targets with 7% vanadium amalgamate the benefits of both metals, enabling the creation of adhesive and barrier layers simultaneously. NiV alloy's non-magnetic properties benefit magnetron sputtering, progressively replacing pure nickel in the electronics information industry.
